Moreover, the influence of V T tuning on the sensitivity is investigated in a common source amplifier (CSA) readout circuit consisting of the ISFET and a MOSFET with the ONO gate stack. INTRODUCTION Since the development of nano-fabrication technology, biomedical detection devices capable of detecting small biological entities such as DNA, proteins, and viruses have been widely researched. 1–3 Among these biomedical detection devices, the silicon nanowire (SiNW) FET-based biosensor has been considered as a promising device due to its merits of high sensitivity, a low cost, and label- free/real-time detection which originates from its high surface-to-volume ratio and rapid depletion/accumulation of charges. 4–8 In addition, a CMOS (for the readout circuit) can be co-integrated with SiNW biosensors by a top-down fabrication process. 8 9 Despite these advantages, several challenges for com- mercialization as chemical/biomedical sensors remain unsolved. Particularly, unstable operation caused by cur- rent drift (a change of the drain current with the measure- ment time under a fixed bias) has been one of the main Author to whom correspondence should be addressed. obstacles. By adopting the pro- posed process, damage-free silicon oxide can be obtained in an ISFET region and the V T value of a CMOS in a readout circuit can simultaneously be adjusted by inject- ing electrons or holes into the nitride of the ONO gate stack given that the ONO of the CMOS is protected dur- ing the wet etching process. Through mixed-mode device and circuit simulations, the effects of V T tuning on the sensitivity of the sensor system consisting of the ISFET and the CMOS with the ONO gate stack are rigorously investigated. A novel fabrication process is proposed to form an ion-sensitive field effect transistor (ISFET) withdamage-free gate oxide and a threshold voltage (VT�-tunable complementary metal-oxide semicon-ductor (CMOS) readout circuit with oxide-nitride-oxide (ONO) stacked gate dielectric simultaneously.In the ISFET, high-quality sensing oxide can be obtained by adopting a three-step sensing-area etchprocess that uses silicon nitride as an etch stopper. Furthermore, the VT value of the CMOS can betuned appropriately by storing electrons or holes in the silicon nitride of the ONO gate stack throughFowler–Nordheim (FN) tunneling. By using a mixed-mode device and circuit simulations, the abilityof minute VT tuning is verified in the ONO-stacked CMOS. Moreover, the influence of VT tuning onthe sensitivity is investigated in a common source amplifier (CSA) readout circuit consisting of theISFET and a MOSFET with the ONO gate stack.

1. INTRODUCTIONSince the development of nano-fabrication technology,biomedical detection devices capable of detecting smallbiological entities such as DNA, proteins, and viruseshave been widely researched.1–3 Among these biomedicaldetection devices, the silicon nanowire (SiNW) FET-basedbiosensor has been considered as a promising device dueto its merits of high sensitivity, a low cost, and label-free/real-time detection which originates from its highsurface-to-volume ratio and rapid depletion/accumulationof charges.4–8 In addition, a CMOS (for the readout circuit)can be co-integrated with SiNW biosensors by a top-downfabrication process.8�9

Despite these advantages, several challenges for com-mercialization as chemical/biomedical sensors remainunsolved. Particularly, unstable operation caused by cur-rent drift (a change of the drain current with the measure-ment time under a fixed bias) has been one of the main

2. FABRICATION SCHEME OF THE ONOSTACKED SENSOR SYSTEM

A top-down fabrication method is used for the SiNWIS-FET, as this method enables CMOS-compatible fabricationand accurate nanowire alignment. The schematic diagramof the fabricated SiNWISFET with the co-integratedCMOS is shown in Figure 1(a). Excluding the openingof the sensing area, all process steps of the ISFET areconducted simultaneously with the CMOS, as shown inthe process flow of Figure 1(b). Here, it should be notedthat the channel of the SiNWISFET is opened (the open-ing of the sensing area) by photolithography and reactiveion etching (RIE) with CHF3/CF4 plasma. The ILD oxide

should be etched carefully because the ISFET channel onwhich the sensing oxide is formed can be damaged bythe plasma. Therefore, a timed etch process (repeated ILDoxide etching and monitoring of the ILD oxide thickness)is conducted. In spite of the discreet measurement andetching process, the risk of damage remains due to theinaccuracy of the measurement system in the range of sev-eral tens of nanometers. Insufficient etching can result indamaged oxide; in contrast, excessive etching can damagethe surface of the channel or even destroy the nanowire.In order to obtain damage-free sensing oxide, a three-

step etching process using silicon nitride as a wet etchstopper is proposed. A schematic diagram of the proposed

etching method is illustrated in Figure 2. The overall fab-rication process is identical to that shown in Figure 1(b),except for the formation of the ONO gate stack and theetching of the sensing area. Instead of oxidation for thegate oxide in Figure 1(b), an ONO gate insulator stack isdeposited. The bottom oxide is formed by thermal oxida-tion and the nitride and top oxide are deposited by CVD.In the first step to open the sensing area, timed etchingis conducted until approximately 20 nanometers of ILDoxide remains. Secondly, the residual ILD oxide and thetop oxide are wet-etched using hydrofluoric acid (HF).In this step, the silicon nitride layer acts as an etch stop-per. Figure 3(a) confirms that the silicon nitride layer canserve as an etch stopper because it has excellent selec-tivity against HF wet etching. The nitride is then wet-etched selectively by phosphoric acid (H3PO4�. Figure 3(b)

indicates that the removal of the oxide is negligible dur-ing the wet etching of the silicon nitride, indicating thatdamage-free thermal bottom oxide with a targeted levelof thickness can be obtained. After the three-step etchingprocess, only the damage-free thermal bottom oxide willremain, which clearly shows much more stable sensingproperties in terms of the current drift than the damagedoxide (As shown in Figs. 4(a) and (b), showing that theISFET with damaged sensing oxide experiences seriousID drift). Moreover, note that the CMOS in the readout cir-cuit can have an ONO gate stack, as the entire region exceptfor the sensing area of the ISFET is blocked throughout theproposed sensing-area etching process. Hence, the VT valueof the CMOS in the readout circuit can be modulated byinjecting electrons or holes into the nitride (i.e., the chargetrapping layer) of the ONO gate stack.

3. MIXED-MODE COMMON SOURCEAMPLIFIER (CSA) SIMULATION

Considering the degree of process variability, VT variationof CMOSs in a readout circuit is unavoidable. At a fixedoperation voltage, an inappropriate VT in the CMOS coulddirectly affect the sensitivity of the ISFET-CMOS sensorsystem. To investigate the effects of a mismatched VT onthe sensitivity of the sensor system, mixed-mode deviceand circuit simulations were conducted using a Sentaurus™

TCAD simulator by Synopsys Inc.The structure and physical parameters of the ISFET

(pH sensor) used in this simulation are shown in theinsets of Figure 5. First, the change of the transfer curveaccording to a change in the pH is verified in the ISFET.Figure 5 shows that the transfer curve becomes shiftedpositively with an increase in the pH. (In the simulations,the Stern layer is considered as a dielectric layer witha thickness of a few angstroms,12 and the pH change ismimicked by adjusting the number of negative chargeson the sensing oxide.) The program characteristics of theMOSFET with the ONO gate stack (MOSFETONO� arethen simulated. The device structure of the MOSFETONO

is depicted in the inset of Figure 6. All of the physicalparameters of the MOSFETONO are matched to those ofthe ISFET, and top oxide (10 nm)/nitride (7 nm)/bottomoxide (5 nm) are applied without a Stern layer. Figure 6demonstrates that the VT of the MOSFETONO can be

finely modulated by adjusting the program voltage (Vpgm�and pulse width (tpgm�, which implies that the VT ofMOSFET in a readout circuit can be adjusted to a targetedvalue of VT.

To clarify the influence of a mismatched VT of a MOS-FET on the sensitivity of the ISFET-CMOS sensor system,a common source amplifier (CSA) voltage-readout circuitconsisting of the ISFET and the MOSFETONO was used.As shown in Figures 7(a and b), in the CSA, the ISFETand the MOSFETONO are connected in a series and a fixedliquid gate bias (VLG�/gate bias (VG� condition is applied toeach devices.9 The CSA converts the pH-induced currentchange of the ISFET to that of the output voltage (VOUT�according to the resistance ratio between the resistance ofthe ISFET (RISFET� and the resistance of the MOSFETONO

(RMOS�. Figure 8 shows the voltage transfer characteris-tics (VTCs) of the CSA for different pH levels at a fixedVLG value of 1.5 V. The VTC shifts negatively at a higherpH level because as the pH level increases (i.e., as theconcentration of H+ ions decreases), the ID of the ISFETdecrease and thus RISFET increases. The sensitivity levels of

the CSAs including the MOSFETs with various VT valuesare determined. The change in VOUT caused by a changein the pH (�VOUT/�pH) at a fixed VG is defined as thesensitivity of the CSA, as shown in the inset of Figure 8.(In the inset, a VG of 1.1 V is used to determine the sensi-tivity of the CSA.) This level of sensitivity at a fixed VG isreasonable given that a fixed operation voltage should beused for commercialization regardless of the VT variationin MOSFETs. Figure 9 shows the extracted sensitivitiesof the CSAs with a VG value of 1.1 V as a function ofthe VT value of the MOSFETONO. The sensitivity is max-imized within the range between VT = 0�5 V and 0.9 V.(Out of this range, the sensitivity decreases sharply). Thissensitivity reduction results from the resistance mismatchbetween RISFET and RMOS because the sensitivity is aggra-vated when RISFET or RMOS is much larger than its respec-tive counterpart.9

4. CONCLUSIONIn this study, we proposed a simple fabrication methodwhich uses the deposition of an ONO gate stack and theselective etching of a top-oxide nitride layer to obtaindamage-free silicon oxide in the ISFET region. In theproposed fabrication scheme, both the VT—tunability ofCMOSs in a readout circuit as well as the stable sili-con oxide of the ISFET were realized because the ONOstack in the CMOS region is entirely blocked through-out the sensing-area etching process. The VT value of theCMOS with the ONO gate stack could be adjusted appro-priately by controlling Vpgm and tpgm, as demonstrated ina device simulation. The importance of VT matching inthe ISFET-CMOS system was also verified using a mixed-mode device and a circuit (CSA) simulation.
