1. PROJECT MANAGEMENT

Interaction

The coordination of this project has been a simple task not only due to the small number of partners but

also because of the strong interactions between them and the high level of commitment and effort of each of

them. For that sake the monthly teleconferences (28 in total, minutes can be found in the reserved area of

the project webpage) have revealed as a very useful tool, where the important aspects of the individual work

of the partners were put in common in order to obtain the maximum global benefit and to help the

coordination of the different tasks. Frequent plenary meetings where also held, totalling 11 face-to-face

meetings (including the 3 review meetings), about three per year throughout the 42 months of the project,

which were very effective in order to improve the interchange of information and the coordination of the

research efforts. The detailed information about the plenary meetings is given in the following table.

Correction actions

The correction actions have been taken by unanimity and no conflict has aroused in the consortium.

The main issues that have been dealt with are:

The difficulties found during the first two years of ROOTHz for the fabrication of InAs SSDs, mainly due

to the oxidation of the AlSb buffer and the sidewalls of the trenches. This task, initially developed at

UNIMAN, was then assumed by CHAL (once the fabrication of InGaAs slot diodes was under control),

were the technological problems have been finally solved and working devices were produced on

December 2012 (M36).

The absence of evidence of THz emission from both SSDs and slot-diodes has not been solved. Some

correction actions were tried:

o InGaAs-based planar diodes were fabricated as a possible alternative, but was discarded do

to their low efficiency and oscillation frequencies.

o The excessive heating observed in GaN SSDs avoided reaching DC bias above the

threshold voltage for the onset of Gunn oscillations. This was corrected in a third run of

fabrication at IEMN (not scheduled in the proposal) and by developing a pulsed RF

characterization setup which allows applying biases above 50 V while performing the THz

characterization.

o More sensitive characterization techniques than those available at the partners’ laboratories

were used through collaboration with other laboratories (Univ. of Montpellier, Univ. of Leeds

and Univ. of Rochester).

o A new fabrication run would have been necessary in order to integrate adequate resonators,

but the funding of ROOTHz was not enough to cover its costs. As a cheap solution, the

connection of an external feedback loop is being tried.

o The resources (both personnel effort and fabrication costs) initially dedicated to the tasks of

WP4 that have not been realized due to the lack of evidence of THz emission from the

fabricated devices have been dedicated to additional fabrication runs of discrete devices and

their time consuming THz characterization. As a consequence, most of the ROOTHz budget

has been invested on the technological processes, while the personnel effort, larger than the

initial prevision (also due to the project extension), has been assumed in part by the

partners’ institutions.

Industrial Advisory Board

The continuous presence of the IAB members in the progress meetings (Chris Mann, Roger Appleby

and one representative of Alfa Imaging were attending to most of the progress meetings, 6 out of 8, as

shown in the table above, Prof. M. Pepper, Teraview, was too busy for attending) evidenced their interest in

the work developed within ROOTHz and their generous involvement in our research. The help of the IAB has

been very valuable for orienting our efforts based in their broad experience. Their opinion about the results

obtained within the ROOTHz and the recommendations given are the following:

The ROOTHz project has worked very well with excellent interaction between the partners. There

has been an open and frank exchange of information and resources. The project set itself the ambitious target of developing a new class of III-V detector device and signal emitter that should equal or better existing commercially available technology.

With respect to the detector device, very challenging materials were targeted for processing and this required the development of new process technologies. This in itself represented a high level of

risk. Nevertheless the resulting detectors had interesting characteristics that may have industrial applications. The sensitivity of the detectors is close to that available from conventional zero bias devices fabricated from GaAs and so from this perspective the goal was met. However, the power handling capability is likely to be orders of magnitude higher due to the increased bandgap and excellent thermal heat sinking. This development may have interesting implications as a new class of very high power vacuum Continuous Wave (CW) sources with output powers in excess of 1 kW have been recently developed initially targeted at material processing applications. The subsequent systems are likely to require detectors with much higher power handling capability and dynamic range. The detectors developed in the ROOTHz project may be ideally suited for this task and so it is recommended that there is early engagement with the source developers and likely end users.

With respect to the emitters the ROOTHz project has failed to develop any devices that have demonstrated any signal emission. However, this aspect of the project was extremely ambitious with a high degree of risk. Nevertheless the team pursued each avenue as problems in their device design, fabrication and testing were encountered with the result that the likely reasons for a lack of emission are now well understood from a theoretical perspective. One aspect which became clear to the industrial panel was that the consortium did not have previous experience of working with classical RF sources such as Gunn diodes and amplifier oscillators but towards the end of the project the theoretical analysis started to show that some kind of external feedback circuit would most likely be required for the devices that had been fabricated to oscillate. The industrial panel have gained sufficient confidence in the consortiums ability to simulate the device and it is recommended that further effort is put into this area. A suitable circuit simulation tool should be used to develop and external resonator circuit before the approaches viability as a source is written off.

It is recommended that the Intellectual Property surrounding the detectors is moved forward but that relating to operation as a emitter put on hold until such time that it has been verified.

The members of the industrial panel would like to thank the ROOTHz consortium whole heartedly for their enthusiastic approach to the project even when they experienced significant problems. It has been very rewarding for the members to play a part of this successful project.

The ROOTHz website (www.roothz.eu) have been continuously updated in order to disseminate the

achievements of the project and highlight the latest publications and invited conference presentations

provided by the partners.

Contacts with other EU projects

The coordinator has been involved in the organization of a THz dedicated workshop (Terahertz

Technologies: from Devices to Diverse Systems and Applications) in the last 3 editions of the European

Microwave Week (EuMW’2011 in Manchester, EuMW’2012 in Amsterdam and the forthcoming EuMW’2013

in Nurnberg), where the results of the ROOTHz projects were also presented. Within these workshops the

participation of speakers working in other EU projects has been promoted, in order to improve the

interchange of information and possible interactions and collaborations. Indeed, Dr. Audrey Berrier was

presenting the latest achievements of the ULTRA project (Ultra-fast Electronics for Terahertz Rapid Analysis

in Compact Lab-on-Chip Applications) in the 2011 and 2012 editions, and in the upcoming 2013 one Dr.

Samuel Ver Hoeye will provide their contribution in the area of THz detection with graphene devices applied

to the painting scanning (the subject of the recently started INSIDDE project, INtegration of cost-effective

Solutions for Imaging, Detection, and Digitisation of hidden Elements in paintings).

Deliverables & Milestones reports

The achievement of milestones MS.4 (RT operation of Run 1 emitters at >200 GHz demonstrated) and

MS.5 (RT operation of Run 1 detectors at >1 THz demonstrated) was delayed to M30 after the 6 month

project extension that was agreed in the 2nd year review meeting. The initial reports corresponding to those

milestones, produced on July 2011 (M18), have been updated at the end of the project summarizing the

efforts dedicated to the achievements of both objectives. The updated reports of MS.4 and MS.5, together

with this Scientific Report provide the details of the work performed on both emission and detection sides

and the final status reached at the end of the project, including the justification of the failure to reach the

planned objectives

Unfortunately, in spite of all that work we have not been able to observe any THz emission from any of

the devices fabricated within ROOTHz. On the detection side, the results have been quite encouraging, even

if a clear demonstration of detection above 1 THz has not been obtained due to the low power of the THz

sources available at the partners’ laboratories (and those of the Univ. of Montpellier and Rochester that have

collaborated in the characterization of the devices fabricated within ROOTHz). As a result, the milestones

corresponding to the optimization of emitters and detectors (MS.6) and the fabrication of a emitter/detector

subsystem (MS.9, corresponding to the definition of the subsystem design and MS.7 to its characterization)

have neither been achieved. The work realized aiming to develop the antenna design in discrete emitters

and detectors is described in the report of MS.8. Moreover, as all the technologies were investigated until the

end of the project (in agreement with the result of the 2nd year review of ROOTHz), the Milestone

corresponding to the choice of the best technology for emitters and detectors to be used in the THz

subsystem fabricated in WP4 (MS.1), was not addressed.

Regarding the preparation of the reports corresponding to the deliverables we have produced reports

for D1.4 and D3.3 (reports on modelling and characterization, respectively), D2.3 and D2.4 (fabrication of

NBG and WBG SSDs), where the work has nearly followed the initial schedule, even if the final objective of

generating THz emission was not achieved. As a consequence, the deliverables corresponding to the WP4

subsystem integration cannot be provided (D4.1 fabrication of emitter/detector subsystem, D4.2 spectrum of

a benchmark substance obtained and D4.3 benchmarking of THz subsystem). This Scientific reports clearly

explains the causes for not reaching them and the part of the objectives that have been reached (for

example, the benchmarking of the THz detectors in D4.3).

2. DELIVERABLES AND MILESTONES TABLES

Despite the fact that THz emission has not been observed from the devices fabricated within ROOTHz,

most of the project tasks have followed the initial workplan (with the exception of WP4 where the integration

of emitters and detectors was scheduled). As a consequence, all the deliverables corresponding to the 3

initial scientific workpackages WP1 (modelling), WP2 (fabrication) and WP3 (characterization) have been

achieved, as well as those related to the dissemination and management (WP5 and WP6). In the last part of

the project, CHAL has been able to improve the technological process in order to fabricate InAs SSDs with a

good reproducibility and yield. Therefore, most of the technological challenges brought up in the ROOTHz

project have been solved. Indeed, we can consider as an important success the fact that GaN and InAs

SSDs have been fabricated for the first time within this project, and also the slot-diode technology has been

optimized.

On the other hand, in spite of the 6 month extension and the important efforts dedicated to the

characterization of the fabricated devices, this has not provided any evidence of THz emission. As a

consequence, even if some of the tasks corresponding to WP4 have been realized (like the antenna design

and the benchmarking of the THz detectors), the deliverables corresponding to WP4 have not been

completely accomplished (D4.1 fabrication of emitter/detector subsystem, D4.2 spectrum of a benchmark

substance obtained and D4.3 benchmarking of THz subsystem).

Regarding THz detection above 1 THz (corresponding to MS.5), it was demonstrated in GaAs SSDs

(fabricated not within the ROOTHz project), and its confirmation for InGaAs and InAs SSDs was also one of

the priority objectives of the consortium in the last 18 months of ROOTHz. The successful experimental

demonstration of detection at 600 GHz has been achieved with InAs SSDs. However, even if MC simulations

show that their cutoff frequency is above 1 THz, the low responsivity of the diodes, together with the low

power of the THz sources available at f> 1THz, has not allowed us to show such an experimental evidence.

In the initial ROOTHz proposal, an amount of 17.820 € was incorrectly budgeted at USAL for audit

costs; the total budget of USAL is below 375 k€ and such an audit is not necessary. These funds, together

with 2.000 € that were supposed to be dedicated to informatics and office consumables (which were not

necessary) have been moved to cover in part the travel costs, that were increased due to extension of the

project and the frequent plenary meetings, and also to extend 6 months the PostDoc contract of J. F.

Millithaler in order to reach the end of ROOTHz. Both the personnel effort dedicated to the project and the

spending has exceeded the initial previsions, but they have been covered with internal resources. This

demonstrates the commitment of USAL with the ROOTHz project, together with the fact that USAL had

requested only for 70% of the expected RTD costs (lower than the maximum allowed EU contribution of

75%) in order to reduce the total budget.
