During high temperature oxidation, Si will be fully oxidized but Ge will segregate out the growing oxide and pile up along the interface of SiO2/Si substrate!Additional GeO2/GeO will appear at the oxide surface if Ge content in Si1-xGex is larger than 45%
Our Idea Selective Oxidation of SGOI planeThermal Oxidation of SiGe/Si-on-InsulatorGe quantum dots would be formed by Ge atoms segregation and agglomeration.The size and distribution of the Ge dots are determined by conditions of thermal oxidation process;Ge content in the alloys. A simple and CMOS compatible method!

Ge Dots Formed by Thermal Oxidation of Si1-xGexFactors to determine atomic agglomeration include: magnitude of the driving force in thermodynamic point of view; mobility of the atoms in kinetic point of view. the size and spatial distribution of the QDs differ depending on the material of Si1-xGex layer, even if the agglomeration is conducted under the same conditions.

Unique Properties of Oxidation of SGOI Nanowires(A)(B)Volume A : the volume of total Ge QDs in the nanowires.Volume B : the volume of Ge-rich regions in the end of wire. Volume A + Volume B the total volume of Ge in SiGe alloy. It indicates that the segregated Ge atom would move along the wire direction and squeeze to the end of the wires during oxidation.
