Profilométrie conclusions L’approche par caractérisations croisées est rendue nécessaire par la complexité des problèmes rencontrés lors des étapes de mise au point, en particulier l’évolution des couches en fonction des températures de dépôt et de recuit, mais aussi des traitements de surface préalables. La synthèse des résultats a permis une meilleure connaissance des propriétés intrinsèques du matériau high-k et de son interface avec l’oxyde sous-jacent. L’évolution déjà effective vers des couches sub-nanométriques nécessite l’adaptation des techniques présentes au laboratoire (ellipsométrie UV), voire le recours à des moyens extérieurs (rayonnement synchrotron). L’acquisition de nouveaux équipements, plus performants en terme de résolution en profondeur et spatiale mais aussi plus sensibles, doit être envisagée. Le laboratoire sera équipé d’ici 2 ans de la technique MEIS (Medium Energy Ion Contexte technologique La réduction sans cesse croissante des dimensions en microélectronique, pour une plus grande intégration dans les dispositifs, conduit à des choix nouveaux tant du point de vue des méthodes d’élaboration que des matériaux. Dans le contexte du transistor CMOS il s’agit même d’une rupture technologique: l’oxyde de silicium ne peut plus être utilisé comme isolant de grille car la diminution de son épaisseur entraîne une augmentation de la conduction tunnel. Ainsi s’impose le choix d’une nouvelle génération de matériaux dits high-k, dont le compromis épaisseur-permittivité permet une diminution du courant de fuite. Parmi eux, le HfO 2 offre une bonne alternative comme isolant de grille, de par sa valeur de permittivité ( > 20 ) et sa compatibilité chimique avec le silicium. Depuis plusieurs années, le LETI se consacre à l’étude de dépôts réalisés par ALD (Atomic Layer Deposition), méthode adaptée à la réalisation de couches ultra minces (quelques nm) sur de grandes surfaces, double exigence imposée par le contexte industriel. Dans les étapes de mises au point, la caractérisation joue un rôle primordial. Parmi les résultats obtenus, ceux présentés ici correspondent aux quatre thématiques les plus étudiées: le suivi de croissance, la profilométrie, les propriétés d’interface et cristallographiques.
